2024年11月11日 · The Raith EBPG 5000+ is a dedicated direct-write Electron Beam Pattern Generator that is used to pattern large areas by high-resolution electron beam lithography. This instrument has substrate holders to handle 2, 4, and 6" wafers, piece parts from a couple of mm to 6" diameter, and 3" and 5" mask plates.

The Nanopatterning Cleanroom is home to two EBPG 5200+ EBL systems. They are equipped with stable thermal field emission electron sources, running at 100 keV accelerating voltage. Both tools have been upgraded to the 1 mm field size and the 125 Mega-Hertz deflection system.

The EBPG stands as RAITH’s benchmark system. Achieving reliable and repeatable results with utmost precision to ensure high device yields on various substrates has been a major design criterion for the EBPG.

The Quanta FEG 250 features three modes of operation, high vacuum, low vacuum and ESEM. Achievable resolution is 1.2nm at 30kV and 2.3nm at 1kV with beam deceleration in high vacuum using the in column detector.
