2024年4月10日 · FC（Flip Chip，覆晶）将裸芯片正面翻覆，以锡球凸块直接连接载板，作为芯片与电路板间电性连接与传输的缓冲介面。FC采用焊球连接芯片与基板，将芯片翻转贴到对应的基板上，利用加热熔融的焊球实现芯片与基板焊盘结合。

The FC-style, H-PBGA package consists of a die reflowed onto an oraganic substrate. The substrate consists of four to ten layers of copper with insulating materials in between. The copper layers are connected by vias. BT (Bismaleimide Triazine) resin reinforced with glass fiber forms the core of the organic substrate.
