Crystal and electronic structure of PbTe/CdTe nanostructures
2011年2月10日 · In this article, a systematic theoretical study of PbTe-CdTe pseudo-binary systems is presented. Using ab initio and tight-binding methods, three kinds of inclusions are studied: the PbTe NWs in CdTe matrix; the CdTe A-QDs; and anti-wires (A-NWs) in PbTe matrix.
High-density two-dimensional electron gas at the metastable twisted interfaces of CdTe/PbTe (111) is investigated experimentally and theoretically. CdTe thin films grown on PbTe(111) using molecular-beam epitaxy are found to have high electron mobilities and carrier concentrations from Hall-effect measurements: 2.02 104 cm2/V s and 4.5 1018 cm−3.

6 天之前 · The PbTe film exhibits a p-type electrical conductivity with a hole density of 1.2 × 10 13 cm −2 and carrier mobility of 459 cm 2 /V·s, while the CdTe/PbTe heterojunction exhibits the inverse conductivity type with a much higher electron density of 9.8 × 10 14 cm −2 and a higher carrier mobility of 760 cm 2 /V·s.
